Job Description

主要工作职责:


1负责封装方案选型评估;
2、独立完成封装基板设计,包含substratePOD等;
3、与后端及系统团队协作完成Bump Map/Ball Map优化及制定;
4、参与封装设计flow制定及完善,从封装设计的角度,优化工艺流程,提升良率和可靠性,节约成本;
5、协同开展封装基板设计,与供应商协同完成基板设计review、可制造性review,提升产品可靠性;
6、负责芯片封装电、磁、热、结构设计与仿真;
7、负责封装相关技术方案、设计报告、仿真报告编写;
8、负责建立、更新、维护封装资料库、仿真模型库等。


任职资格条件:


1本科及以上学历,微电子、电磁场与微波、电路与系统、集成电路等相关专业;
2、有DDR/Serdes等高速信号设计经验,熟悉半导体设计和PCB设计;
3、了解SI/PI仿真相关内容以及封装工艺及基板生产流程;
4熟练使用Cadence Allegrolayout工具,FCBGA/FCCSP封装设计经验;
5、熟练使用Cadence APD, Sigrity UPD,AUTOCAD 等设计绘图软件;
6熟悉基板制作厂的生产流程,精通封装厂的生产工艺和流程

7、良好的英语听说读写能力。
